单片微波集成电路(monolithic microwave integrated circuit,简称 MMIC)是一种把有源和无源器件制作在同一块半导体基片上的微波电路,其工作频率从1 GHz到l00GHz以上,广泛用于各种不同技术及电路中。单片微波集成电路包括多种功能电路,如低噪声放大器(LNA)、功率放大器、混频器、上变频器、检波器、调制器、压控振荡器、移相器、开关、MMIC 收发前端,甚至整个发射/接受(T/R)组件。 移相器是一种二端口网络,用于提供输入和输出信号之间的相位差,可以由控制信号(直流偏置)来控制。数字移相器在相控阵雷达和数字波束形成系统得到了广泛的应用,相位控制信号加到阵列的各个单元后,使得辐射波束在空间按要求扫描。 本论文首先分析了各种数字移相器的基本原理和电路拓扑,然后分析了组成移相器的各种无源器件并描述了开关器件 PIN 二极管的模型。使用 Agilent 公司的ADS 软件,设计了 Ka 波段 5 位 MMIC 数字移相器,经仿真优化达到了较好的电性能。 8959

Abstract
Monolithic microwave integrated circuit is a production of the active and
passive components in microwave circuits on a semiconductor substrate, its
operating frequency from 1 GHz above to l00GHz, widely used in a variety
of different technologies and circuit. Monolithic microwave integrated
circuit includes a circuit of a variety of functions.
The phase shifter is a two - port network used to provide the phase
difference between the input and output signals, which can be controlled
by the control signal ( DC bias ) . Digital phase shifters in phased array
radar and digital beam forming system has been widely used, the phase
control signal is added to each unit of the array , making the radiation
beam to scan the space required.
This paper first analyzes the basic principle of a variety of digital phase
shifter circuit topology, and then analyzes the composition of the phase
shifter , passive components and describes the model of the switching
device PIN diode . Agilent's ADS software, is used to design five-digit
Ka-band MMIC phase shifter , and optimizate to achieve better electrical
properties
